      Developed new methods of high-precision microfabrication of Si, focusing on ultra-deep wet chemical etching and diamond blade dicing.Created a new generation of the lamellar-grating reflective split-and-delay unit for XUV region, decreasing its operating grazing angle from 8 to 4 degrees. This improves the reflectivity of the unit's surface from 0.3 to 0.6 and allows operation in photon energies of up to 600 eV (compared to the initial 250 eV).Developed a method of sequential oxidizing of the vertical sidewalls produced in Si during ultra-deep KOH etching, which leads decrease in the average undercut by at least 80%.
