During the design, simulation and analysis of continuous downscaling in metal gate electrode, no linear behavior is observed between threshold voltage (VTH) and thickness. By virtue of electrode engineering with “just about right number of minimum atoms” with Aluminum gate yields energy efficiency and lower threshold voltage for the subsequent device operation. CoolMOSTM device structure is verified and developed with the help of efficient and industry-grade modelling and simulation tools. TCAD SILVACO with both ATHENA as physical process tool and ATLAS as device's electrical characteristics tool are thoroughly utilized in this work.
