  • Manufactured new flip-chip (FC) for CPU and chipset for Intel and AMD.• Developed a fully automated FC flattening technology for Intel P1270 tock (Haswell) and later products with a yield 99%+ for FC warpage control. Established a statistical process control (SPC) system for the process and certified by Intel. The full technology also includes high volume loader/unloader, and high-precision (<100um) transfer machine to maximize the capacity.• Improved solder bumps quality and reliability through SEM and EDX analysis.   • Developed physics-based electrochemical models and used numerical methods assisting with symbolic computation solving stiff differential-algebraic equations systems for Li-metal batteries.• Used different time-stepping methods including Runge-Kutta and backward difference methods to numerically solve stiff physics-based lithium-ion models. • Used symbolic computation to develop a higher derivatives method for solving “stiff” boundary value problems with an extensible higher order of convergence. • Used machine learning techniques (neural-network, tree-based methods) to build surrogate models for physics-based battery model (porous electrode pseudo-two-dimensional model) for battery-grid integration and optimization. 收回
